5. Abstract: Van der Waals (vdW) heterostructures using two dimensional (2D) atomic crystals have been attracted intensely for high performance as well as low-power memory applications. In this presentation, I will introduce the successfully created multiple bits on non-volatile memory based on vdW heterostructure floating-gate memory by systematically tuning the dimensions of the 2D materials. Furthermore, based on demonstration of the synaptic memory behavior of α-In2Se3 crystals by applying electrical gate voltages under white light, I will discuss the induced internal electric field in α-In2Se3/hexagonal boron nitride heterostructure ferroelectric field effect transistors under white light and its contribution on synapse characterization.
